摘要  分析了多芯片组件(MCM)的概念与关键技术；针对MCM的高集成度特性，分析研究了MCM的相关标准，提出标准制修订的建议，特别是针对MCM质量与可靠性保障和评价方法的具体方案。

Abstract: This paper briefly introduces the concept and key technology of Multi-Chip 
Module(MCM), then analyzes its standards and gives project of standards, especially 
focusing on the detailed project of MCM’s quality and reliability assurance as well as 
the evaluation methods.
